WBK Tunneling Model and Thin Insulator Gate

Please login with a confirmed email address before reporting spam

Hello,

I am using COMSOL 5.4 with the semiconductor module and I'm trying to simulate a structure that is similar to this one https://www.comsol.de/model/heterojunction-tunneling-65761 , but with a Thin Insulator Gate on top of it (Boundary 6 in the model). I applied a voltage of 1 V on this gate.

My problem is that as soon as I add this gate, the simulation doesn't work anymore and gives me the following error:

Undefined value found. - Detail: Undefined value found in the equation residual vector. There are 23 degrees of freedom giving NaN/Inf in the vector for the variable comp1.Efn_. at coordinates: (4.08452e-08,0), (4.04603e-08,1.18994e-08), (4.2633e-08,2.95524e-09), (4.44208e-08,5.91047e-09), (4.63485e-08,2.95524e-09), ... Please help me, I can't figure out what I did wrong!

Cheers, Simon
